Renesas Launches New 100V MOSFETs with Enhanced Performance and Smaller Size
Renesas has announced the launch of new 100V high-power N-Channel MOSFETs that promise to revolutionize a wide range of applications, from electric vehicles (EVs) to power management systems. The devices, designed to deliver industry-leading high-current switching performance, cater to an array of sectors, including motor control, battery management systems, and charging stations, as well as end products like e-bikes, data centers, uninterruptible power supplies (UPS), and more.
Renesas’ breakthrough in wafer manufacturing technology, known as the REXFET-1 process, brings significant improvements in the performance of these MOSFETs. The new process enables a 30% reduction in on-resistance, which reduces power loss in customer designs and improves overall energy efficiency. This development positions Renesas’ new MOSFETs as an ideal choice for applications that demand higher efficiency and performance.
Further enhancing the new MOSFETs’ capabilities, the REXFET-1 process delivers a 40% reduction in gate-drain charge (Qgd), which is crucial during the Miller Plateau phase, and a 10% reduction in total gate charge (Qg). These advancements help achieve faster switching speeds and lower power consumption, crucial factors for optimizing power efficiency in high-performance systems.
Renesas’ new MOSFET models—RBA300N10EANS and RBA300N10EHPF—are available in compact, industry-standard TOLL and TOLG packages. These packages are not only 50% smaller than traditional TO-263 packages but also pin-compatible with devices from other manufacturers, making them easier to integrate into existing designs. Additionally, the TOLL package features wettable flanks, enabling optical inspection for greater reliability in manufacturing.

In addition to the new MOSFETs, Renesas is offering a variety of “Winning Combinations,” which pair these MOSFETs with other compatible devices from the company’s portfolio. These combinations, including designs like the 48V Mobility Platform and 3-in-1 Electric Vehicle Unit (Inverter, Onboard Charger, DC/DC Converter), provide customers with pre-vetted system architectures. These optimized designs streamline the development process, reduce risk, and accelerate time-to-market for customers.
